Resistive Programmable Through Silicon Vias for Reconfigurable 3D Fabrics

Résumé

In this letter we report on the fabrication and characterization of titanium dioxide (TiO2)-based resistive RAM (ReRAM) co-integration with 380 ìm-height Cu Through Silicon Via (TSV) arrays for programmable 3D interconnects. Nonvolatile resistive switching of Pt/TiO2/Pt thin films are first characterized with resistance ratio up to 5 orders of magnitude. Then co-integration of Pt/TiO2/Pt or Pt/TiO2 memory cells on 140 um and 60 um diameter Cu TSV are fabricated. Repeatable non-volatile bipolar switching of the ReRAM cells are demonstrated for different structures.

Mémoire non volatile

Une mémoire non volatile est une mémoire informatique qui conserve ses données en l'absence d'alimentation électrique. On distingue plusieurs types de mémoires non volatiles : les mémoires à base de papier, par exemple les rubans perforés et les cartes perforées ; les mémoires à base de semi-conducteurs, par exemple les mémoires mortes (ROM) et les mémoires RAM non volatiles (NVRAM) ; les mémoires utilisant un support magnétique, par exemple les disquettes (floppy disks) et les disques durs (hard disks) ; les mémoires utilisant une surface réfléchissante lue par un laser, par exemple les CD et les DVD.

Dioxyde de titane

Le dioxyde de titane ou oxyde de titane (IV) est un composé d'oxygène et de titane de formule présent dans la nature et fabriqué industriellement. C'est le pigment blanc PW6 du Colour Index, largement utilisé comme opacifiant pour les peintures. Il remplace la céruse, interdite à cause de sa toxicité. Il entre aussi dans la formulation de cosmétiques, de médicaments et d'aliments. Sa forme nanoparticulaire, transparente pour la lumière visible, sert comme filtre ultraviolet dans des crèmes solaires et possède des propriétés de photocatalyse dont tirent profit des dispositifs de dépollution.

Field-programmable gate array

A field-programmable gate array (FPGA) is an integrated circuit designed to be configured after manufacturing. The FPGA configuration is generally specified using a hardware description language (HDL), similar to that used for an application-specific integrated circuit (ASIC). Circuit diagrams were previously used to specify the configuration, but this is increasingly rare due to the advent of electronic design automation tools. FPGAs contain an array of programmable logic blocks, and a hierarchy of reconfigurable interconnects allowing blocks to be wired together.
