Corner Effect and Local Volume Inversion in SiNW FETs

Résumé

In this paper, a quantitative study of the corner effect and of the local volume inversion on gate-all-around MOSFETs based on numerical simulations has been carried out; different angles and doping levels are compared, in order to understand the impact of the corner regions on the total current. A method for the extraction of the threshold voltage and of the subthreshold slope of the corner region has been proposed, and the resulting values have been analyzed in order to understand their effects on the device characteristics.

Subthreshold conduction

Subthreshold conduction or subthreshold leakage or subthreshold drain current is the current between the source and drain of a MOSFET when the transistor is in subthreshold region, or weak-inversion region, that is, for gate-to-source voltages below the threshold voltage. The amount of subthreshold conduction in a transistor is set by its threshold voltage, which is the minimum gate voltage required to switch the device between on and off states.

Fonction ET

La fonction ET (AND en anglais) est un opérateur logique de l'algèbre de Boole. À deux opérandes, qui peuvent avoir chacun la valeur VRAI ou FAUX, il associe un résultat qui a lui-même la valeur VRAI seulement si les deux opérandes ont la valeur VRAI. Il fonctionne comme un produit arithmétique : Une lampe s'allume si l'on appuie sur « a » ET « b » et seulement dans ce cas là. La fonction « ET » est caractérisée par des interrupteurs NO (normalement ouvert) montés en série.
